Effect of Mesa Size on Thermal Characteristics of Vertical-cavity Surface-emitting Lasers-中国期刊网

摘要 Theeffectofmesasizeonthethermalcharacteristicsofetchedmesavertical-cavitysurfaceemittinglasers(VCSELs)isstudied.ThenumericalresultsshowthatthemesasizeofthetopmirrorstronglyinfluencesthetemperaturedistributioninsidetheetchedmesaVCSEL.Underacertaindrivingvoltage,withdecreasingmesasize,thelocationofthemaximaltemperaturemovestowardsthep-contactmetal,thetemperatureinthecoreregionoftheactivelayerrisesgreatly,andthethermalcharacteristicsoftheetchedmesaVCSELswilldeteriorate.
