摘要
Theeffectofmesasizeonthethermalcharacteristicsofetchedmesavertical-cavitysurfaceemittinglasers(VCSELs)isstudied.ThenumericalresultsshowthatthemesasizeofthetopmirrorstronglyinfluencesthetemperaturedistributioninsidetheetchedmesaVCSEL.Underacertaindrivingvoltage,withdecreasingmesasize,thelocationofthemaximaltemperaturemovestowardsthep-contactmetal,thetemperatureinthecoreregionoftheactivelayerrisesgreatly,andthethermalcharacteristicsoftheetchedmesaVCSELswilldeteriorate.
