TheMOBILEisalogicelementrealizingthemonostable-bistabletransitionofacircuitthatconsistsoftworesonanttunnelingtransistors--theresonanttunnelingdiodes(RTDs)connectedinseries.Ithasseveraladvantagesincludingmultipleinputsandmultiplefunctions.Inthispaper,byconnectingaheterojunctionphototransistor(HPT)withtheMOBILE,anoveloptoelectronicfunctionaldevicecanbegot,whichpresentsthefunctionofbethphotocurrentswitchingandphotocurrentlatching.Thesebehaviorshavebeendemonstratedforthefirsttimebysimulatingexperimentsandcircuitsimulations,withRTDsfirstlymanufacturedinChina.Researchindicatesthatthenovelphoto-controlledMOBILEhasthesamelogicfunctionsasconventionalelectricalMOBILEexceptforwithlightasaninputsignal.
