  • 简介:Averticalantennaembeddedinearthwithconductivecoatinghasbeeninvesti-gatedbyemployingthemethodofintegralequation.ThistopicisavailabletoEM-MWD(Elec-tromagneticMeasurement-While-Drilling)system,whichisanewrealtimesystemfordrillingmeasurement.Undertheconditionthatthewavenumberoftheearthismuchlargerthanthatoftheair,acurrentintegralequationhasbeenderived.Afterthecurrentdistributionhavingbeendetermined,theelectricfieldstrengthontheearthsurfacehasbeenpredictedanditsdependencesontheoperatingfrequencyandthedepthofthewellhavebeendiscussedaswell.

  • 简介:Ananalysissolutionofrateequationisderivedforverticalcavitysurface-emittinglasers.BasedontheenhancedspontaneousemissioncausedbyVCSELsandinfluenceofnonradiativerecombination,therelationbetweenoutputpropertiesandstructuralparametersofmulti-quantumwells(MQWs)isobtanined.Itwasfoundthatthecharacteristiccurveofa"thresholdless"laserisstronglynonradiativedepopulation-dependent.Whenthenonradiativedepopulationisnozero,thelight-currentcharacteristicisnotlinearlyevenforanidealclosedmicrocavity.Thelightoutputisincreasedbytheenhancedwellnumberandbythereducedwidth.Inparticular,alowerthresholdcurrentdensityforMQWsstructureintheshortcavityisrealizedbyus,meanwhilethesharpnessofthevariationdependsonspontaneousemissionfactor.

  • 简介:Amethodbasedonthetheoryoftransfermatrixtodesigntheintegratedmicrolensforthecollimationofvertical-cavitysurfaceemittinglaser(VCSEL)arrayispresented.Theintegratedmicrolensesfabricatedonthesubstratedirectlyandonacertainpolymermaterialwhichisonthesubstrateareconsidered.Therelationshipsbetweentheradiusofcurvature,beamwaistandthedivergenceangleaftercollimationareobtainedwiththehelpofZEMAX.Theresultsshowthatthedeviceswiththedivergenceangleof15°(1/e2)andbeamwaistof2μmcanbeimprovedtothosewiththedivergenceanglelowerthan1°,andthedeviceswithbeamwaistof10μmcanbeimprovedtothosewiththedivergenceanglelowerthan3°,whichisagoodreferenceformanufacturinghigh-powerdeviceswithsmalldivergenceangle.Theconclusionsincludingincreasingthethicknessesofboththesubstrateandpolymermaterialandreducingthediameterofoxidizedlayeraredrawn,whichwillbeanimportantguidanceforexperimentresearch.

  • 简介:AnumericalschemesapplicabletothedirectsolutionofBoltzmanntransportequation(BTE)invertical-SOINMOSFETareinvestigatedbymeansofthefiniteelementanalysis(FEA).Thesolutiongivestheelectrondistributionfunction,electrostaticpotential,carriersconcentration,driftvelocity,averageenergyanddraincurrentbydirectlysolvingtheBTEandthePoissonequationself-consistency.TheresultshowsthatthedirectnumericalsolutionoftheBTEwiththeaidofFEAandverticalSOINMOSFETisapromisingapproachforultrashortchanneltransistorsmodeling.

  • 简介:Theeffectofmesasizeonthethermalcharacteristicsofetchedmesavertical-cavitysurfaceemittinglasers(VCSELs)isstudied.ThenumericalresultsshowthatthemesasizeofthetopmirrorstronglyinfluencesthetemperaturedistributioninsidetheetchedmesaVCSEL.Underacertaindrivingvoltage,withdecreasingmesasize,thelocationofthemaximaltemperaturemovestowardsthep-contactmetal,thetemperatureinthecoreregionoftheactivelayerrisesgreatly,andthethermalcharacteristicsoftheetchedmesaVCSELswilldeteriorate.
